The device uses InP-based active-passive integration technology and an output boost amplifier. Passive (PML) and hybrid mode-locked (HML) operation are experimentally demonstrated, with picosecond pulses of 4.65 ps and 4.23 ps pulse-widths respectively. The device exhibits a very narrow RF linewidth of the beat note of few KHz. Also we evaluate the phase noise performance of the fundamental signal generated in both regimes PML and HML.

Two different laser structures have been developed for the millimeter wave signal generation, monolithically integrated using photonic integrated circuits. In this work we report the characteristics of the heterodyne signal in the millimeter wave range. The optical linewidth measured from the modes generated by different channels on each structure can become less than 150 KHz. Beating the two wavelengths from any of these chips on a high speed photodiode resulted in a beat note having a linewidth less than 250 kHz, which is the narrowest beat-note measured from free running monolithic semiconductor dual wavelength sources.

It is found that AWG lasers have very narrow linewidth, working on the 1,550 nm wavelength range; these minimum values show to those lasers like a useful devices in broadband communications, wavelength division multiplexing systems and generation of carrier wave frecuencies into millimeter wave range for wireless communications.

These are designed and manufactured in a Multi-project Wafer run at generic integration platform. The experimental results of the different OFCG classes are shown, highlighting the bandwidths achieved, in the order of THz. The feasibility of providing miniaturized photonic circuits in broadband systems and other future applications in the framework of nanotechnology is highlighted.
