We presented transparent Lithium fluoride (LiFx) films with a wide optical bandgap and various thicknesses for the applications of SHJ solar cells. The high-resolution transmission electron microscopic (HR-TEM) analysis was used to confirm the thickness of LiFx layers. The aluminium electrode's work-function was reduced because of the high dipole moment by the LiFx and lowers an energy barrier at back contact. Enhancement of quantum efficiency (QE) at longer wavelength regions and operating voltage was due to lower energy barrier height can improve the short-circuit current density (Jsc), open-circuit voltage (Voc), and hence solar cell efficiency. Thermally evaporated-based LiFx films showed an optical transmittance of 88 ~ 90% in the visible-NIR (380–1100) nm wavelength region. LiFx/a-Si:H(i)/c-Si/a-Si:H(i)/LiFx structure for 20 nm thick LiFx showed lifetime of 1129.73 μs and implied iVoc of 731.7 mV. SHJ solar cells were fabricated using various thicknesses 1, 10 and 20 nm, respectively. The SHJ solar cells fabricated on 20 nm thick LiFx film yield the maximum efficiency of 17.16% and was used for the baseline condition of simulations. The simulated performance of the SHJ solar cell was improved from 0.098 to 22.58% as a function of variable LiFx work function from 3.2 to 3.9 eV.

X-ray photoelectron spectroscopy analysis confirmed the chemical states and formation of HfO₂/Ge₃N₄ on Ge. The interfacial quality and thickness of the layers grown on Ge were confirmed by high-resolution transmission electron microscopy. In addition, the effects of post-deposition annealing (PDA) on the HfO₂/Ge₃N₄/Ge and HfO₂/Ge samples at 400 °C in an (FG+O₂) ambient atmosphere for 30 min were studied. After PDA, the HfO₂/Ge₃N₄/Ge MOS device showed a higher dielectric constant (k) of ~21.48 and accumulation capacitance of 1.2 nF, smaller equivalent oxide thickness (EOT) of 1.2 nm, and lower interface trap density (Dit) of 4.9×1011 cm-2 eV-1 and oxide charges (Qeff) of 7.8×1012 cm-2 than the non-annealed sample. The I-V analysis showed that the gate leakage current density of the HfO₂/Ge₃N₄/Ge sample (0.3-1 nA cm-2 at Vg = 1 V) was half of that of the HfO₂/Ge sample. Moreover, the barrier heights of the samples were extracted from the Fowler-Nordheim plots. These results indicated that nitride passivation is crucial to improving the structural, interfacial, and electrical properties of Ge-based MOS devices.

Research paper thumbnail of Electrodeposition of Gold on Lignocelluloses and Graphite-Based Composite Paper Electrodes for Superior Electrical Properties

Journal of Electronic Materials, 2016

Graphite-based composites are commonly used as an anode and current collector for energy storage ... more Graphite-based composites are commonly used as an anode and current collector for energy storage devices; however, they have inherently limited potential for large scale rechargeable systems due to a brittle structure. In this study, flexible and light-weight graphite-based electrodes are prepared by incorporation of lignocelluloses fibers directly collected from a self-growing plant, Typha Angistifolia. Electrical properties of graphite and lignocelluloses composite sheets are enhanced by electrodeposition of gold in a three-electrode setup. Electrochemical deposition of gold on a lignocelluloses/graphite paper electrode was obtained in potentiostatic mode by the application of reduction potential −0.95 V for 2000 s, 600 s, and 100 s. The gold-deposited paper electrodes showed efficient kinetics by shifting redox peaks towards lower potentials in cyclic voltammetry measurements, whereas impedance measurements revealed seven orders of magnitude reduction in the resistive properties. Incorporated flexibility and superior electrical/electrochemical performance within presented graphite-based composites will provide cutting-edge characteristics for high-tech application of energy storage devices by keeping a focus on modern disposable technology.

Research paper thumbnail of Structural Properties of Ultrasonically Sprayed Al-Doped ZnO (AZO) Thin Films: Effect of ZnO Buffer Layer on AZO

Journal of Electronic Materials, 2014

Transparent aluminium-doped ZnO (AZO)-conducting oxide films were deposited on a glass substrate,... more Transparent aluminium-doped ZnO (AZO)-conducting oxide films were deposited on a glass substrate, using an ultrasonic spray pyrolysis (USP) system at 475°C. We investigated the effects of the Al/Zn atomic ratios on the structural properties of the AZO films. All the deposited AZO thin films presented hexagonal wurtzite structure. As Al doping increased in the film, the preferential orientation switched from [002] to [101], and crystallite sizes varied from 31.90 nm to 34.5 nm. Field emission scanning electron microscopy showed a change in the surface morphology of the AZO films with respect to the Al/Zn ratio, and secondary ion mass spectroscopy showed that the amount of Al incorporated into the films was proportional to the concentration of the starting solution. A fast Fourier transform of the AZO film measurements confirmed the presence of (100), (102), and (200) reflections, corresponding to a wurtzite structure of the AZO thin films. The plane corresponding to AZO was simulated, and matched the experimental pattern obtained from high-resolution transmission electron microscopy. An un-doped ZnO layer was deposited onto the AZO film using USP at 400°C, and a bilayer of AZO/ZnO was annealed in vacuum for 20 min at 350°C. The resistivity of these bilayer films was lower than that of a single-layered AZO film, and it further decreased by vacuum annealing.

The required field-effect mobility of oxide-based TFTs has been increasing rapidly to meet the demands of the high-resolution, large panel size and 3D displays in the market. In this regard, the current status and major trends in the high mobility oxide-based TFTs are briefly reviewed. The various approaches, including the use of semiconductor, dielectric, electrode materials and the corresponding device structures for realizing high mobility oxide-based TFT devices are discussed.
