A Novel Independently Biased 3-Stack GaN HEMT Configuration for Efficient Design of Microwave Amplifiers (original) (raw)
The power amplifier (PA) and low-noise amplifier (LNA) are the most critical components of transceiver systems including radar, mobile communications, satellite communications, etc. While the PA is the key component of the transmitter (TX), the LNA is the key component of the receiver (RX) of the transceiver system. It is pointed out that traditional design approaches for both the LNA and PA face challenging drawbacks. When designing an LNA, the power gain and noise figure of the LNA are difficult to improve simultaneously. For PA design, it indicates that efficiency and linearity of the PA are also hard to improve simultaneously. This study aims to surmount this by proposing a novel independently biased 3-stack GaN high-electron-mobility transistor (HEMT) configuration for efficient design of both PA and LNA for next generation wireless communication systems. By employing an independently biased technique, the proposed configuration can offer superior performance at both small-signal (SS) for LNA design and large-signal (LS) for PA design compared with other typical circuit configurations. Simulation results show that by utilizing an adaptive bias control of each transistor of the proposed configuration, both power gain and noise figure can be improved simultaneously for the LNA design. Moreover, efficiency and linearity can be also improved at the same time for the PA design. Compared results with other typical configurations including a single-stage, conventional cascode, independently biased cascode, and conventional 3-stack reveals that the proposed configuration exhibits superior advantages at both SS and LS operation.

Design of a high efficiency GaN-HEMT RF power amplifier

This paper presents the design and implementation of a GaN-HEMT, c1ass-J power amplifier suitable for cognitive radio transceivers, i. e., which presents high-efficiency and wideband characteristics, being these maintained for large load variations. Simulation results are presented which show large signal measurement results of 30 dB gain with 60%-76% power added efficiency (PAE) over a band of 1.3-2.3 GHz. Adaptivity to load changes is being developed to ensure PAE above 70% for large load variations.
GaN HEMT power amplifier design for 2.45 GHz wireless applications

Electronic devices with high performances like Power Amplifiers (PA) are very important for Wireless communications. This paper proposes a design of a class AB power amplifier operating at 2.45 GHz, in the S-band frequency. The Cree's CG2H40045F GaN HEMT (High Electron Mobility Transistor) is used for this design. The Gallium Nitride (GaN) technology has been chosen in light of its advantageous properties such as high breakdown voltage, high band gap, as well as high thermal conditions. The paper investigates the different design trade-offs for finding a good balance between various key parameters of the PA (linearity, efficiency, and gain). A design approach has been proposed and the microstrip lines based on the Smith Chart tool available in ADS software have been used for the matching process. The class AB was selected to reach a good agreement between linearity and efficiency, provided by this class. After various process applications from DC characterization to simulations, the proposed design achieves a power added efficiency more than 50% at power saturation with a gain of 15 dB in schematic simulation. The layout dimensions are 55.5 x 64.45 mm 2 on PCB technology.
Power GaN-based Microwave Devices for Wireless Communications

Gallium Nitride (GaN) based HEMTs have the potential for being the highest performance power compound semiconductor microwave transistors. In this paper, we review the performance and present results on device scaling for the AlGaN-GaN HEMTs. In particular, 1 and 2 mm wide HEMTs resulted in 8.5 W and 14.5 W output power respectively at X-band with close to 40 % power added efficiency.
Design of multi-octave band GaN-HEMT power amplifier

This paper describes design, fabrication and measurement of 6 GHz-18 GHz monolithic microwave integrated circuit (MMIC) amplifier. The amplifier is realized as coplanar waveguide (CPW) circuit using 0.3 /.lm-gate Gallium Nitride (GaN) HEMT technology. The amplifier has a small signal gain of 7 ± 0.75 dB. The output power at 3dB compression is better than 24 dBm with 16%-19% drain efficiency for the whole 6 GHz-18 GHz frequency band under continuous wave (CW)power.

This paper gives a summarized overview on the progress and achievements on AlGaN/GaN high electron mobility transistors (HEMT)-based power amplifiers (PAs) for mobile radio applications which have been achieved within two national funded German projects during a period of six years. Starting with a first 34 dBm (2.5 W, peak) amplifier in 2003 the impressive progress toward highly efficient S-band mobile radio PAs with up to >50 dBm (100 W) peak output power is described by means of some selected single- and multiband amplifier demonstrators. This progress has been mainly enabled by clear progress on GaN technology, device packaging, and PA design. Investigating the Linearity Performance of DMG AlGaN/GaN HEMT for Improved RF Applications

In the present work, Dual Material Gate (DMG) AlGaN/GaN High Electron Mobility Transistor (HEMT) has been studied for its improved linearity performance on the basis of VIP 3 (i.e. extrapolated input voltage at which the first and third order harmonic voltages are equal) and compared with the conventional Single Material Gate (SMG) AlGaN/GaN HEMT. The influence of the device parameters such as the channel length, drain bias variations, doping of the barrier layer, thickness of the barrier layer and spacer layer has been investigated using ATLAS device simulation. We observe that a properly designed DMG AlGaN/GaN HEMT can improve the linearity performance significantly due to its enhanced carrier transport velocity, reduced hot electron effect and suppressed DIBL for application in third generation mobile communication and low noise amplifiers.
Design and realization of GaN RF-devices and circuits from 1 to 30 GHz

The design, realization, and characterization of highly efficient powerbars and monolithic microwave integrated circuit (MMIC) high-power amplifiers (HPAs) with AlGaN/GaN high electronic mobility transistors (HEMTs) are presented for the frequency range between 1 and 30 GHz. Packaged powerbars for the frequency range between 1 and 6 GHz have been developed based on a process called GaN50 with a gate length of 0.5 mm. Based on a GaN25 process with a gate length of 0.25 mm, high-power MMIC amplifiers are presented starting from 6 GHz up to advanced X-band amplifiers and robust LNAs in microstrip transmission line technology.
Improved Modeling of GaN HEMTs on Si Substrate for Design of RF Power Amplifiers

An improved large-signal modeling approach of GaN on Si devices for RF high-power applications is presented. This approach accounts for the parasitic buffer loading effect under microwave RF operation in addition to the self-heating and trapping effects associated with high-power operation conditions. A hybrid optimization (genetic and Simplex) technique based procedure is used to determine the optimal values of the model extrinsic elements. These elements are de-embedded from multibias -parameter measurements to find the intrinsic part of the device, which is then used to construct a nonlinear current-charge (represented by nonlinear charge and current sources) based model for the gate current of the device. Pulsed and static dc IV characteristics are used for modeling of the drain current. The validity of the developed modeling approach is verified by comparing simulated large-signal single-and two-tone simulation with measured data of a 2-mm (10 200 m) GaN HEMT on Si substrate. The model has been employed for designing a class-AB power amplifier. Very good agreement between the amplifier simulation and measurement shows the validity of the model.
