Time-resolved two-photon photoemission study of silicon surface at initial stage of oxidation

Time-resolved two-photon photoemission study has been performed on Si(1 1 1) surface at initial oxidation stage that is characterized by synchrotron-radiation photoemission spectroscopy. Transient 2PPE intensity from the conduction band minimum (CBM) shows a maximum at the delay time between 0.5 and 2 ps depending on the oxygen dosage. The temporal profile of 2PPE intensity from surface state within the bulk band-gap shows a more rapid decrease than that on Si(0 0 1) surface, indicating that the metallic surface state on Si(1 1 1) surface causes the shorter lifetime of unoccupied surface state. The prolonged lifetime of 2PPE intensity from CBM after a large amount of O 2 exposure is caused by the disappearance of metallic surface state.

Time-resolved photoluminescence ͑PL͒ measurements are carried out for the InGaAs quantum dots ͑QDs͒ grown on ͑001͒ and ͑311͒ oriented GaAs substrates. The detection energies scan the spectral region from the energy of the QD excitonic transition up to the wetting layer absorption edge. A convex-shaped decay of the PL signal in this region gives evidence of carrier relaxation through the continuum states below the wetting layer similar to a diffusion process. Strong dependence of the decay time on the excitation density observed for the QD ground-state PL is consistent with a presented theoretical model.
Photoemission study of the effect of bulk doping and oxygen exposure on silicon surface states

The energy distribution of electrons photoemitted from the surface of ultrahigh-vacuum-cleaved silicon has been studied as a function of bulk doping and controlled oxygen exposure. The high sensitivity of surface states to oxygen has been utilized to observe the saturation of dangling bonds, identify the formation of the first monolayer of oxide, and to monitor the growth of the first few silicon dioxide layers. Comparison is made with the electron-spin-resonance signal. Picosecond laser pulse irradiation of crystalline silicon

Morphology changes introduced by picosecond laser pulses at A= 532 nm and 355 nm in (111) and (100) silicon samples are studied by means of optical and high-voltage electron microscopy. Depending on energy ftuence, orientation and wavelength, amorphous or highly defective regions may be created. From an analysis of damage thresholds and damage depth distributions it is concluded that melting and energy confinement precedes the formation of the structural changes.
Microstructuring and doping of silicon with nanosecond laser pulses

We microstructure and dope silicon surfaces in SF 6 atmosphere using nanosecond Nd:YAG laser pulses. The effects of scanning speed and laser pulse energy on surface morphology, optical and electronic properties of laser treated silicon are studied. When the scanning speed is 0.2 mm/s and the laser energy is 290 mJ, the absorptance of microstructured silicon can reach 90% in the visible spectrum and 80% in the infrared spectrum. In addition, its Hall mobility is measured as about 600 cm 2 V −1 s −1. The electron diffraction shows that the irradiated silicon surface is crystalline and no disordered surface layer is found, which is good for optoelectronic applications.
Influence of Laser Radiation on the Properties of p- and n- Type Silicon

In this paper we show two-stage process of nanocones formation by Nd:YAG laser radiation. It was deomstrated that in first stage after irradiation by laser p-n junction is formed. Kelvin probe force microscopy was used to measure surface potential of p-n junction after irradiation by laser. In second stage nanocones are formed. Photoluminescence spectroscopy was used to measure luminescence and its intensity dependance on intensity of laser radiation.
Laser-Assisted Photoprocesses in Nanostructured Silicon Films

The optical quantum generation was experimentally observed by using silicon nanocrystalline film which was irradiated by second-harmonic of YAG:Nd 3+ laser. Matrix Hamiltonian for a model of Si-Si-Si-bridge by small external field perturbation was proposed. The coherent solution for a system with master equations which described photo-assistant electron transport in one dimensional chain of coupled quantum wells with two energy levels was obtained. The decoherence of electronic processes of excitation and tunneling causes the destruction of laser generation. Such behavior of upper-level population by its rising up to saturation value can be explained strictly by decoherent conditions, the time of coherence decay were estimated, and the conditions by which the photoluminescence in polarized nanostructured silicon film was appeared are considered. There are coherent and decoherent modes in electron transport realizing optical quantum generation. Both are possible in nanostructured media that has its geometrical parameters which are comparable with Gauss laser beam pumped nanocrystals. Because, the strong local fields inside the stressed polarized nanocrystalline silicon film play a great role in tuning or detuning by variation of levels' energetic positions and, therefore, result in optical photon emission.
Stability of Emission Properties of Silicon Nanostructures

The aging process of silicon nanostructures obtained by magnetron sputtering and electrochemical etching is investigated by photoluminescence and Raman scattering methods. It is shown that oxidation of silicon crystallites takes place in both types of structures and results in appearance of additional emission bands. However the degree of oxidation in etched structures exceeds significantly this value for sputtered samples. It is found that the intensity and spectral position of the emission band caused by exciton recombination in Si crystallites do not change practically during aging in sputtered structures in contrast to etched ones. It is shown that the oxidation of silicon amorphous phase occur during aging in sputtered structures.
Oxidation of nanocrystalline silicon at room temperature and various humidity

Oxidation of HF vapor-etched nanocrystalline silicon films, prepared by drop coating from nanocrystalline Si sol in acetonitrile, was studied. Oxidation of nc-Si at room temperature in air with 5% and 86% relative humidity was observed by means of IR spectroscopy for 2 days. The change in film mass after 15 hours of oxidation was determined using quartz crystal microbalance. In dry air, film mass and integral intensity of bands attributed to vibrations in Si3-x‒Si‒Hx and Si-O-Si groups changed linearly with time. In humid air, intensity of in Si3-x‒Si‒Hx band decays exponentially and intensity of Si-O-Si band increases as a square root of oxidation time. Film mass gain after 15 hours of oxidation corresponds to an average oxide layer thickness of 0.02 nm in dry air and 0.51 nm in wet air.
