The pH response of a silicon-on-insulator MOSFET with an integrated nanofluidic cell
The unique configuration of an SO1 based MOSFET .structure that enables back gate control of device channel current makes it ideal for highly sensitive molecular sensing applications. By functionalizing the surface of the MOSFET with appropriate molecular mono layers the electrical and surface reactivity characteristics of the transistor can be changed as required [l-41. We have integrated a backgated SO1 MOSFET with a nanofluidic cell as shown schematically in figure 1. The surface of the MOSFET is functionalized with aminopropyl-triethoxysilane (APTES) molecules resulting in an amine (-NHz) terminated substrate. The surface of the device was exposed to solutions of different pH to validate the sensitivity of the device to different chemical and/or biological environments. SO1 MOSFE? In this work, we show that by using Metal-Insulator-Metal (MIM) structures integrated in series to the gate of submicron Metal-Oxide-Semiconductor Field-Effect Transistor (MOSFET) devices, highly-sensitive and ultra-low power consumption pH sensors can be obtained. One MIM capacitor enables external polarization of the MOSFET device while a second MIM capacitor is connected to a sensing plate whose surface is whether a thick polyimide layer or the last metallization level. The electrochemical response of these surfaces to pH buffer solutions resembles that of Ion-Sensitive Field-Effect Transistor (ISFET) devices whose pH sensitivity is dependent on the type of surface material being exposed.
Design of a single-chip pH sensor using a conventional 0.6-μm CMOS process

A pH sensor fabricated on a single chip by an unmodified, commercial 0.6-m CMOS process is presented. The sensor comprises a circuit for making differential measurements between an ion-sensitive field-effect transistor (ISFET) and a reference FET (REFET). The ISFET has a floating-gate structure and uses the silicon nitride passivation layer as a pH-sensitive insulator. As fabricated, it has a large threshold voltage that is postulated to be caused by a trapped charge on the floating gate. Ultraviolet radiation and bulk-substrate biasing is used to permanently modify the threshold voltage so that the ISFET can be used in a battery-operated circuit. A novel post-processing method using a single layer of photoresist is used to define the sensing areas and to provide robust encapsulation for the chip. The complete circuit, operating from a single 3-V supply, provides an output voltage proportional to pH and can be powered down when not required.

ISFET pH-Sensor Sensitivity Extraction Using Conventional MOSFET Simulation Tools

The Ion-Sensitive Field-Effect Transistor (ISFET) has traditionally been used to measure hydrogen ion concentration (pH) of a solution. Its performance depends mainly on its sensitivity to pH change of the electrolyte in contact with its gate. This sensitivity is usually calculated by examining the effect of pH value on the charge and potential distributions above gate insulator, which is translated into a shift in the threshold voltage. In this work, we propose a methodology to extract the sensitivity of ISFET by linking electrolyte charge and potential equations with a device simulation tool to calculate the ISFET's drain current, thus, taking into account the underlying structure's physical properties. Using the proposed methodology, the sensitivity of ISFET is compared for various pH values and gate-insulator thicknesses searching for the optimum conditions that give the highest sensitivity.
Investigation of Stability of the pH-Sensitive Field-Effect Transistor Characteristics

The drift of threshold voltage of the p-channel ion-selective field-effect transistors with induced channel caused by long-term influence of negative voltage applied to the channel area through the two-layer SiO 2 /Si 3 N 4 gate dielectric is investigated. Based on the experimental data a mechanism of the observed instability is proposed and corresponding design and technology enhancements improving sensor stability for prolonged continuous measurements are outlined.
Parallel detection in liquid phase of N-channel MOSFET/ChemFET microdevices using saturation mode

MOSFET and ChemFET are currently being used in many types of applications for the measurement of electrochemical potential and pH in liquid phase. This paper presents the realization of an analysis micro device including the micro sensor chip, the on-board electronic and the associated fluidics. The whole micro system can be easily transported, used for cellular cultures monitoring or chemical test thanks to a specific electronic interface. Using the transistor saturation mode, this interface enables both static and dynamic measurements for ChemFET and MOSFET-based devices, reducing electrical measurement interferences (up to 50dB) coming from the liquid phase.
Investigation of Metrological Performance of the ISFET-Based pH Sensors
The metrological performance characteristics of the dual channel p-type ISFET pH sensors with silicon nitride sensitive layer are investigated. The simplified three-lead sensor design and corresponding signal readout circuit are employed and the sensor transform function is evaluated as dependency of the ISFET channel current on the analyzed solution pH. It is shown that achievable pH measurement accuracy is sufficient for use of the developed sensors in typical laboratory applications in either single channel or differential mode of operation, as alternative to the traditional glass electrodes.
