Analog ICs simulations using space charge waves in two-valley semiconductor for microwave and millimeter range singnal processing is presented. The formulation incorporates the full set of Maxwell's equations and the equations of motion of carriers based on a two-valley fully specified model providing a quantitative description of the space charge waves in thin-film n-GaAs. Numerical solutions to the system of equations indicate that the propagation and amplification of space charge waves in the thin film for four signals with different frequencies is possible. The present formulation can also find application where we need to know the interaction of electromagnetic waves and charge carriers.
Amplification of space charge waves at very high electric fields in GaAs films

The nonlinear interaction of space charge waves including the amplification in microwave range at high electric fields (10 -300 kV/cm) in n-GaAs films, possessing the negative differential conductance phenomenon, is presented. Both the amplified signal at the first harmonic of the input signal and the generation of second and third harmonics of the input signal, which are due to the negative differential resistance effect at very high electric fields are shown.

Three-wave nonlinear interactions of space charge waves in thin n-GaAs film, possessing the negative differential mobility, are simulated. An effective frequency up-conversion with amplification in millimeter wave range is demonstrated. The Poisson's equation and the set of quasi-hydrodynamic equations have been simulated by the finite difference method. An influence of transverse inhomogeneity in the plane of the film on three-wave interaction in active medium has been investigated.
Dispersion Relation for Two-Valley QuasiHydrodynamic Models in SCWs Propagation in n-GaAs Thin Films

The space charge wave propagation in thin n-GaAs films has been considered within a framework of different quasi-hydrodynamic balance models. A comparative study of the dependencies k(ω) of a complex longitudinal wave number on frequency, which are obtained from different balance equation models are presented and discussed. It has been demonstrated that the model where the balance equations are written for different valleys directly seems to be the most correct. The balance models based on averaging over the valleys may lead to incorrect results in the case of long distances of propagation of space charge waves. When the thermal conductivity term is taken into account and the length of the system is short, the averaged balance models can get satisfactory results.
