Advancements in microfabrication technologies and novel materials have led to new innovations in miniaturized gas sensors that can identify miniscule changes in a complex environment. Micromachined resonators with the capability to offer high sensitivity and selectivity in array integration make mass loading a potential mechanism for electronic nose applications. We present a low-power gas sensor design based on a capacitive micromachined ultrasonic transducer (CMUT), for use on self-powered wearable platforms. Earlier a CMUT-based sensor, with 70-mW power consumption operating at 50 MHz, achieved ppt-level detection limit for chemical warfare agents. In this work we present a sensor operating at 4.33 MHz and consuming 0.77 mW for environmental monitoring. The sensor comprises a polymer-functionalized CMUT resonator in the feedback loop of a Colpitts oscillator. We fabricated the CMUT resonators using a novel process based on anodic bonding. The cavities and bottom electrodes are formed on a borosilicate glass wafer. The device layer of an SOI wafer bonded on glass forms the vibrating plate on top of vacuum-sealed cavities. This fabrication approach reduces process complexity and helps minimize parasitic components. CMUTs with center frequencies in the 3-50 MHz range with Q-factors as high as ~400 have successfully been fabricated. We used a 4.52-MHz device (Q=180) coated with a thin layer of polyisobutylene (PIB) for sensor demonstration.

Micro Electro Mechanical Systems (MEMS) based Ultrasonic Transducers presents several advantages for some applications such as ease of array fabrication, unique thermal manipulation capabilities. Micromachining allows us to miniaturize device dimensions and produce capacitive transducers whose performance is comparable with their piezoelectric counterpart. Computer simulation has been widely used for MEMS based system. Airborne Chem/Bio sensors increase in importance every day for applications in homeland security for the detection of bio-hazardous materials and improvised explosive devices (IED); in the spoilage of food; in the health care industry for detecting cancer, diabetes, and other conditions; and in many other industries. A number of ultrasonic sensors have been developed and used in the Chem/bio sensing arena: quartz crystal micro balance (QCM), surface acoustic wave (SAW) resonators, and more recently resonant and simply deflected cantilevers. also present results from a new generation of sensors operating in the 25 MHz frequency range and with an expected sensitivity improvement of one to two orders of magnitude over the earlier design.
A Miniaturized Chemical Vapor Detector Using MEMS Flexible Platform

According to the Canadian Cancer Society, lung cancer is the one of the leading causes of cancer death. It has been shown that cancer survival chance depends on factors including the availability of early detection and diagnostic tools such as miniaturized and sensitive gas sensor. This can detect the released volatiles in addition to be implementable in portable electronics, which decisively improves the patient’s survival rate. Therefore, in this thesis and in an effort to develop high-sensitive and miniaturized gas sensor, a microelectromechanical systems (MEMS) platform is utilized. Chemically functionalized or coated sensors are by far the most employed solution in gas sensing. However, their poor long term stability represents a concern in applications dealing with hazardous gases. Uncoated sensors are durable but their selectivity is poor or non-existent. In this study, multi-parametric discrimination is used as an alternative to selectivity for uncoated capacitive micromachined ultrasonic transducers (CMUTs). This paper shows how measuring simultaneously the attenuation coefficient and the time of flight under different nitrogen mixtures allows to identify hydrogen, carbon dioxide and methane from each other and determine their concentration along with identification of temperature drift. Theoretical comparison and specific signal processing to deal with the issue of multiple reflections are also presented. Some potential applications are monitoring of refueling stations, vehicles and nuclear waste storage facilities.
Design, fabrication and characterization of a piezoelectric MEMS diaphragm resonator mass sensor

We report in this paper the design, fabrication and experimental characterization of a piezoelectric MEMS microgenerator. This device scavenges the energy of ambient mechanical vibrations characterized by frequencies in the range of 1 kHz. This component is made with Aluminum Nitride thin film deposited with a CMOS compatible process. Moreover we analyze two possible solutions for the signal rectification: a discrete doubler-rectifier and a full custom power management circuit. The ASIC developed for this application takes advantage of diodes with very low threshold voltage and therefore allows the conversion of extremely low input voltages corresponding to very weak input accelerations. The volume of the proposed generator is inferior to 1mm 3 and the generated powers are in the range of 1µW. This system is intended to supply power to autonomous wireless sensor nodes.
