In heterojunction solar cells they serve both as antireflective coatings and as conductive layers, so high mobilities along with low electron densities are necessary. Tungstendoped indium oxide (IWO) grown by radio-frequency sputtering is a promising solution to meet all the abovementioned requirements. In this work we show how a simple non-reactive room-temperature radio-frequency sputtering deposition followed by a low-temperature thermal annealing treatment allows producing IWO films with mobilities up to 70.9 cm/V⋅s and low carrier concentrations of 2-4 × 10 20 cm − 3 , which result in resistivities as low as 2.5 × 10 − 4 Ω•cm. We show that the sputtering damage to passivation can be recovered by a thermal treatment. A work function around 4.2 eV for most IWO films is also evaluated, which is a relevant parameter when applying the IWO as a TCO in solar cells. Possible effects of oxygen depletion in the target during deposition are also discussed.

In this work amorphous hydrogenated silicon oxide (a-SiO x :H) as a transparent passivating layer and substoichiometric tungsten oxide (WO x), with its wide band gap and high work function, are proposed to form efficient hole-selective contacts on silicon-based HJ solar cells. A comparison is made between WO x films grown by RF sputtering and by thermal evaporation.

Recent studies have demonstrated the suitability of sub-stoichiometric Molybdenum Oxide as hole extracting layer in heterojunction solar cells based on n-type crystalline Silicon. However, up to now it has mainly been used in combination with amorphous Silicon, so limiting its potential as transparent emitter. This work investigates on a holeselective contact based on the combination of a passivating hydrogenated amorphous Silicon Oxide and Molybdenum Oxide which, with their high band gaps (respectively 1.9 and 3.5 eV), should lead to best cell performances if compared to heterojunction devices based only on amorphous Silicon. Solar cells have been produced and optimized in terms of layers thicknesses. The widely reported problem of s-shape in the light current-voltage characteristics, due to undesired barrier formation against photo-carrier collection, is addressed and solved. The temperature response of the devices is also studied, and the Molybdenum Oxide film stability under thermal treatment up to 130°C is demonstrated when addressing the appropriate thermal treatments sequence.

In this work we have compared thin (70-150 nm) ITO layers deposited by Direct Current or Radio Frequency sputtering. We have used different substrate temperatures during film growth and have afterwards thermally annealed the samples at different temperatures up to 300°C to investigate the effects on the electrical and optical properties of the material. We have found out that the different growth/annealing conditions induce changes in the optical properties of the samples as well as in the conductivity and carrier concentration.

In principle this configuration allows cell efficiency higher than single c-Si junction. While Perovskite cell was used as top cell, a-Si:H/c-Si heterojunction was adopted as a bottom cell. The investigated process starts from Glass/FTO/c-TiOzln-TiOzlCH3NH3PbI31 Spiro-OMeTAD/ITO top cell, coupled to an ITO/a-Si:H/c-Si/back reflector/AI heterojunction bottom cell. ITO film is used to join the top and bottom cell. Preliminary results demonstrate the feasibility of the tandem cell, indeed Voe value as high as 1.65m V has been achieved. Numerical simulations is used to evaluate the limit and the potentiality of the proposed tandem structure.

Disperse Red 1 (DR1) chromophore dispersed into polymethyl methacrylate (PMMA) fibers is chosen as test system. Aligned fibers of DR1/PMMA are deposited by means of the rotating collector electrospinning technique. The processing parameters are optimized to obtain an oriented texture of fibers and the NLO activity is characterized by means of second harmonic generation measurements. Comparison with spin coating and corona poling samples of the same material is discussed. The results point toward a low efficiency of chromophore orientation for the electrospun samples in comparison to the poled ones. An improvement in the electrospinning apparatus is proposed to enhance the chromophore orientation in the polymeric fibers. © 2014 Wiley Periodicals, Inc. J. Appl. Polym. Sci. 2014, 131, 40913.

Thin films of the chromophore have been prepared by spin coating, and they have been simultaneously crosslinked and poled under strong electric field. On the poled crosslinked films, the quadratic nonlinear optical (NLO) characterization was performed through nonresonant second harmonic generation measurements at 1368 nm as the fundamental wavelength, yielding a fairly good d 33 value of 46 pm/V, with retention of 80% of that value after 2 months at 85 C. Following the theoretical issue that the quadratic NLO and piezoelectric tensors of a material have the same symmetry properties, and exploiting the easy processing of the chromophore in the liquid phase, we have prepared poled crosslinked samples of the chromophore suitable for piezoelectric tests that were performed using a commercial piezoceramic sample as the reference. An unedited type of thermal cross-linking reaction was used, exploiting the reactivity of isocyanate groups themselves in the presence of N,N-dimethylacetamide, without the addition of any hydroxylated comonomer as usual in the preparation of polyurethanes. Thin films were prepared by spin coating and corona poled during thermal cross-linking. A d(33) value of 33 pm/V was obtained by second-harmonic generation (SHG) measurements on poled films, and an excellent stability of SHG signal was shown upon aging at 130 °C and during dynamic thermal stability measurements.

The chromophores in the films were oriented in a non-centrosymmetric way by a modified Corona poling set-up, and the nonresonant second order non-linear optical coefficient d 33 (0) of the films was determined by means of the Maker fringe technique. It was found that there is an optimum concentration of chromophores for attaining the highest d 33 (0) value in these materials. Their maximum d 33 (0) value was found in the films with the least reticulated matrix, that value was equal to 5.2 ± 0.5 pm/V. Different thermal treatments were performed after Al-gate formation at different temperature (200 °C, 250 °C, 350 °C and 450 °C) and annealing times. We found that optimal conditions were obtained at 350 °C, with transfer characteristics showing a subthreshold slope of 0.5 V/dec, field effect mobility >100 cm2/Vs and threshold voltage around −3.5 V. Hot carrier induced degradation was also analyzed performing bias-stress measurements on devices annealed at 350 °C and at different bias stress conditions. The experimental data show that a maximum transconductance degradation is obtained for Vg(stress) − Vt = −4 V while bias-stress at Vg = Vt and ∣Vg(stress)∣ ≫ ∣Vds(stress)∣ did not produce appreciable changes in both transfer and output characteristics.

In principle this configuration allows cell efficiency higher than single c-Si junction. While Perovskite cell was used as top cell, a-Si:H/c-Si heterojunction was adopted as a bottom cell. The investigated process starts from Glass/FTO/c-TiO2/n-TiO2/CH3NH3PbI3/ Spiro-OMeTAD/ITO top cell, coupled to an ITO/a-Si:H/c-Si/back reflector/Al heterojunction bottom cell. ITO film is used to join the top and bottom cell. Preliminary results demonstrate the feasibility of the tandem cell, indeed Voc value as high as 1.65mV has been achieved. Numerical simulations is used to evaluate the limit and the potentiality of the proposed tandem structure.

The fabrication of window layers more transparent than those based on amorphous silicon (a-Si:H) ... more The fabrication of window layers more transparent than those based on amorphous silicon (a-Si:H) could be a key factor to enhance the efficiency of heterojunction (HJ) solar cells. In this work amorphous hydrogenated silicon oxide (a-SiOx:H) as a transparent passivating layer and substoichiometric tungsten oxide (WOx), with its wide band gap and high work function, are proposed to form efficient hole-selective contacts on silicon-based HJ solar cells. A comparison is made between WOx films grown by RF sputtering and by thermal evaporation.

Research paper thumbnail of Transparent hole-collecting and buffer layers for heterojunction solar cells based on n-type-doped silicon

Applied Physics A, 2018

Hole-collecting and buffer layers more transparent than amorphous silicon layers are regarded as ... more Hole-collecting and buffer layers more transparent than amorphous silicon layers are regarded as one of the possible improvements needed in amorphous/crystalline silicon heterojunctions to help reach the limit efficiency of silicon-based solar cells. Recent studies have demonstrated the suitability of sub-stoichiometric molybdenum oxide (MoO x) as hole-extracting layer in heterojunction solar cells based on n-type crystalline silicon. However, up to now MoO x has mainly been used in combination with amorphous silicon, so limiting its potential as a transparent emitter. This work examines a hole-selective contact based on the combination of a passivating hydrogenated amorphous silicon oxide (a-SiO x :H) and MoO x. The use of these two high-band gap materials (1.9 and 3.5 eV, respectively) should lead to best cell performances if compared to heterojunction devices based only on amorphous silicon. Solar cells were produced and optimized in terms of layers thicknesses. The widely reported problem of s-shape in the light current-voltage characteristics, due to undesired barrier formation against photo-carrier collection, was addressed and solved. The temperature response of the devices was studied and the cell stability under thermal treatment up to 130 °C was demonstrated.
