Transient thermal stability of the x-ray mask SiC-W under short pulse irradiation

The transient thermal stability of x-ray mask SIC-W has been numerically studied with special reference to the effect of silicon carbide (Sic) thermal conductivity. This paper presents the transient modeling of an x-ray lithography mask undergoing short x-ray pulses (from a laser plasma or similar source). The computations based on a finite element method are performed for a SIC-W mask under a helium gas environment using powerful analytical capabilities of NISA@. Heat generated in the mask membrane, a tungsten absorber, and helium during x-ray exposure is taken into consideration for the transient thermal stability simulation. Parametric studies are performed to identify the effects of the Sic's thermal conductivity, pulse length, x-ray wavelength and pulses repetition rate. Three thermal conductivity values of SIC were studied: 0.41, 1.9 and 3.5 W/cm"C. The temperature distributions obtained were used as input in order to study the mechanical deformations of the membrane and absorber. A three-dimensional finite element models are developed to analyze the heat transfer mechanisms in the mask and mapping the mask distortions resulting from the short pulse irradiation. Results show that pattern thermal distortion can be minimized if low thermal conductivity of the deposit SIC membrane was obtained. 0 1997 Elsevier Science B.V.
Stability and stiffness characteristics of the national x-ray mask standard

Finite element analyses have been performed to investigate the stability and stiffness characteristics of the ARPA-NIST National X-ray Mask Standard. The use of different materials (such as silicon carbide and Pyrex) for the support ring has been studied to identify the effects on the maximum in-plane mounting distortions (within a 50 mm × 50 mm patterned area). Additional finite element calculations have been completed to determine the out-of-plane distortions (or bowing) of the mask due to the fabrication process. Parametric studies have been performed to identify the stiffness characteristics of the mask as the overall ring thickness is reduced while the wafer thickness is increased. Results show how various design parameters can be controlled to repeatedly fabricate masks that fulfill requirements for sub-0.13 µm technology.
Optical properties of x-ray lithography masks

The purpose of this paper is to present experimental results on optical properties of x-ray mask substrates relevant to x-ray lithography systems utilizing optical alignment between mask and wafer. Data on mask substrates of several materials including B-doped Si, SiC, polyimide, and diamond will be presented. In order to study the light scattering properties of the mask substrate materials, a novel light scattering measuring system was constructed which allows determination of the angular dependence of the transmitted, and reflected light from the mask membranes. The system discriminates between the forwardly transmitted, and specularly reflected light from the sample membranes by the use of perforated solid state light detectors. The detectors are placed on each side of the membrane to obtain simultaneous measurements of forward and back scattering, that otherwise may be affected by thin film interference effects. A single-layer resist process for X-ray master mask fabrication by electron beam lithography is theoretically and experimentally investigated. In the mask fabrication process boron nitride membranes are utilized and final absorber structures are obtained by Au electroplating after e-beam patterning at different primary beam energies, on a single PMMA layer of 10000 A. The e-beam energies experimentally utilized are 20 and 30 keV. Detailed Monte Carlo analysis of the rnultilayer structure is carried out at 10, 20, 30 and 40 keV, the corresponding proximity function calculated and compared to experiment. It is found that an important source of backscattering is constituted by the thin metal layer as plating base, while the ultimate limit for resolution seems to be determined by forward scattering. Finally, it is demonstrated that by proper selection of the e-beam energy it is possible to obtain high contrast absorbers down to 0.3 pm lines and spaces.
X-ray mask distortions during e-beam patterning

The pattern placement accuracy of an x-ray lithography mask is affected by thermomechanical distortion induced during the electron beam patterning process. Three-dimensional finite element models have been developed to simulate tile response of the membrane and resist stack and identify the in-plane distortions due to the e-beam writing. ThermM displacements (due to the e-beam heating) and mechanical displacements (due to the resist ir~ situ stress relief) were calculated for the ARPA-NIST standard x-ray mask.
X-ray Emission Hazards from Ultrashort Pulsed Laser Material Processing in an Industrial Setting

Interactions between ultrashort laser pulses with intensities larger than 1013 W/cm2 and solids during material processing can lead to the emission of X-rays with photon energies above 5 keV, causing radiation hazards to operators. A framework for inspecting X-ray emission hazards during laser material processing has yet to be developed. One requirement for conducting radiation protection inspections is using a reference scenario, i.e., laser settings and process parameters that will lead to an almost constant and high level of X-ray emissions. To study the feasibility of setting up a reference scenario in practice, ambient dose rates and photon energies were measured using traceable measurement equipment in an industrial setting at SCHOTT AG. Ultrashort pulsed (USP) lasers with a maximum average power of 220 W provided the opportunity to measure X-ray emissions at laser peak intensities of up to 3.3 × 1015 W/cm2 at pulse durations of ~1 ps. Predicting in-plane distortion from electron-beam lithography on x-ray mask membranes

To produce x-ray masks useable for 0.25 μm lithography and beyond, all sources of mask distortion must be minimized. In order to facilitate the fabrication of high-quality masks, the phenomenon of changes in resist stress during e-beam exposure has been studied. Finite element modeling was employed to determine the effects of various geometric and material properties on final image quality. Additionally, writing patterns and multipass exposure were also studied. The results indicate that the stress relief phenomenon can be controlled in a well-designed system.
Thermal management of masks for deep x-ray lithography

Millimeter-w2ve rt" cavities for use in linear accelerators, free-electron iasers. and mm-wave undulatory are under development at Argonne National Laboratory. Typical cavity dimensions are in the 1000 mm range. and the overall length of the accelerator structure. which consists of 30-100 cal"ities, is about 50-100 mm. An accuracy of 0.2Vc in the cavity dimensions is necessary in order to achieve a high Qfactor of the cavity. To achieve this. 'hese structures are being fabricated using deep X-ray lithography, electroforming, and assembly (LIG.W. The first prototype cavity structures are designed for 108 GHz and 2p/3-mode operation. Input and output couplers ate integrated with the cavity structures. The cavities ate fabricated on copper substrates by electroforming copper into l-mm-thick PNL%L4 resists patterned by deep x-ray lithography and polishing the copper down to the desired thickness. These are fabricated separately and subsequently assembled with precision spacing and alignment using microsphere. optical fibers, or microfabricated spacerdalignment pieces. Reducing Radiation Dose by Using Pulse X-Ray Apparatus
Pulse X-ray diagnostics is capable of reducing the radiation exposure considerably. As for pulse X-ray diagnostic machines, which form pulses with the duration of 0.1 µs, using them one can get outstanding results in this area. This fact can be explained by the long period of luminophor per- sistence in intensifying X-ray luminescent screens. In this paper we present experimental data, comparing radiation doses, measured at pulse X-ray apparatus and apparatus of constant radia- tion.
Expected X-ray dose rates resulting from industrial ultrafast laser applications

An analytical model is presented, which allows estimating the expected dose rates resulting from X-ray emission from ultrashort-pulse laser-produced plasma under industrial conditions. The model is based on the calculation of the Bremsstrahlung spectrum in the X-ray region between about 5 keV and 50 keV, which is created by the hot electrons in the plasma. The model was calibrated with both spectral and dose rate measurements. The scaling of the hot-electron temperature and the fraction of hot electrons in the plasma served as calibration values. The agreement between experiments and model for the investigated irradiances in range from 10 12 to 10 15 W/cm 2 is excellent. The expected Ḣ (0.07) and Ḣ (10) dose rates at a distance of 20 cm from the process in air were calculated for upcoming lasers with 1 kW of average power. Although the dose rates close to the plasma significantly exceed the allowed dose of 50 mSv per year for an irradiance exceeding about 2•10 15 W/cm 2 , the calculations show that shielding with a 2-mm sheet of iron already at a distance of 20 cm attenuates the radiation to a safe value below 0.4 µSv/h.
