Atomistic Full-Band Simulations of Si Nanowire Transistors: Effects of Electron-Phonon Scattering
An atomistic full-band quantum transport simulator has been developed to study threedimensional Si nanowire field-effect transistors (FETs) in the presence of electron-phonon scattering. The Non-equilibrium Green’s Function (NEGF) formalism is solved in a nearest-neighbor sp3d5s∗ tight-binding basis. The scattering self-energies are derived in the self-consistent Born approximation to inelastically couple the full electron and phonon energy spectra. The band dispersion and the eigenmodes of the confined phonons are calculated using a dynamical matrix that includes the bond and the angle deformations of the nanowires. The optimization of the numerical algorithms and the parallelization of the NEGF scheme enable the investigation of nanowire structures with diameters up to 3 nm and lengths over 40 nm. It is found that the reduction of the device drain current, caused by electron-phonon scattering, is more important in the ON-state than in the OFF-state of the transistor. Ballistic transport simulations considerably overestimate the device ON-currents by artificially increasing the charge injection mechanism at the source contact. 1

In this paper we have used a fully ballistic quantum mechanical transport approach to analyse electrical characteristics of rectangular silicon nanowire field effect transistor in 7 nm gate length. We have investigated the impact of structural parameters of Gate all around Silicon nano wire transistor (GAA-SNWT) on its electrical characteristics in subthreshold regime. In particular we have shown the effect of increasing the Source/Drain and channel length (L S , L D and L Ch on short channel effects as well as change in body thickness and independent back gate voltage. We also investigate the effect of increasing the gate underlap on the electrical characteristics and on the switching speed of device. We show that if the L un is increased the gate capacitance and DIBL will reduce while the I ON /I OFF ratio is increased.
Ballistic Performance Study of Nanowire FET: E®ect of Channel Materials and Phonon Scattering
The ballistic performance of Si and Ge nanowire (NW) is compared in this study. Current–voltage characteristic is obtained by self-consistently solving the nonequilibrium Green's function (NEGF) transport equation with Poisson's equation. The result is obtained at h001i channel orientation. Simulation result shows Ge NW gives higher ON-state current than Si NW, when OFF-state current is made equal by gate metal work function engineering. However, at sub-threshold region, performance of NW FET for both material is almost identical. The intravalley and intervalley electron–phonon scattering e®ect is also calculated using the deformation potential theory and the self-consistent Born approximation. It is found that electron–phonon scattering e®ect is more pronounced at ON-state of Si NW FET. The ballistic current decreases with the decrease in diameter of the Si NW FET due to electron–phonon scattering.

Nanowire MOSFETs are recognized as one of the most promising candidates to extend Moore’s law into nanoelectronics era. This paper reviews the process, application, device physics and compact modeling of Gate All around (GAA) nanowire MOSFETs. The most widely used methods of nanowire synthesis have been discussed. The paper presents the various device optimization techniques and scaling potential of nanowire transistors. A process sensitivity study of silicon nanowire transistors at the end of the paper justifies the theory of nanowire FETs to carry forward the downscaling of MOSFETs in the sub-10 nm regime.

This work investigates the conduction band structure of silicon nanowires, its dependence with the wire width and its influences on the electrical performances of Si nanowire-based MOSFET's working in the ballistic regime. The energy dispersions relations for Si nanowires have been calculated using a sp 3 tight-binding model and the ballistic response of n-channel devices with a 3D Poisson-Schrö dinger solver considering a mode-space approach and open boundary conditions (NEGF formalism). Results are compared with data obtained considering the parabolic bulk effective mass approximation, highlighting in this last case the overestimation of the I on current, up to 60% for the smallest (1.36 nm • 1.36 nm Si wire) devices.
Channel-Length Dependence of Low-Field Mobility in Silicon-Nanowire FETs

We investigate the role of two main scattering mechanisms responsible for mobility degradation in ultrashort electron devices like silicon-nanowire FETs. We consider electron-phonon interaction and surface roughness (SR) at the Si/SiO 2 interface as sources of inelastic and elastic scatterings. We address a full-quantum treatment within the nonequilibrium Green's function formalism, which allows us to take quantum confinement, quantum-phase interference, out of equilibrium, and quasiballistic transport into account. Our results show that both phonon-and SR-limited mobilities strongly depend on the channel length due to the importance of nonuniform scattering in ultrashort devices and contribute to understand the strong mobility reduction of decananometric devices.

In this paper, electrical characteristics of the double gate metal oxide semiconductor field effect transistor (DG MOSFET) and that of gate all around silicon nanowire transistor (GAA SNWT) have been investigated. We have evaluated the variations of the threshold voltage, the subthreshold slope, draininduced barrier lowering, ON and OFF state currents when channel length decreases. Quantum mechanical transport approach based on non-equilibrium Green's function method (NEGF) has been performed in the frame work of effective mass theory with taking into account exchange-correlation effects. Its simulation consists of solutions of the three dimensional Poisson's equation, two dimensional Schrodinger equation on the cross section plane, and also transport equation. We have shown that for lengths smaller than 15 nm, short channel effects dominate. When the dimensions become smaller, interelectronic distance decreases and the interaction between electrons and also exchange correlation effects increase. We have also demonstrated that short channel effects are decreased using the device which has a good control of gate.

This article studies the impact of doping dependent carrier effective masses of the source/drain regions on transport properties of Si-nanowire field effect transistors within ballistic limit. The difference of carrier effective mass in channel and that in the source/drain regions leads to a misalignment of respective sub-bands and forms non-ideal contacts. Such non-idealities are incorporated by modifying the relevant self-energies which control the effective electronic transport from source to drain through the channel. Non-ideality also arises in the nature of local density of states in the channel due to sub-band misalignment, resulting to a reduction of drain current by almost 50%. The highest values of drain current, leakage current, and their ratio are obtained for the S/D doping concentrations of 3 Â 10 20 cm À3 , 8 Â 10 20 cm À3 , and 2 Â 10 20 cm À3 , respectively, for the nanowire of length 10 nm and diameter of 3 nm. Interestingly, the maximum of sub-threshold swing, minimum of threshold voltage, and the maximum of leakage current are observed to be apparent at the same doping concentration. V
